Because TSMC decommissioned its first-generation stacking facilities, AMD had to migrate the processor's assembly to its modern, second-generation System-on-Integrated-Chips hybrid bonding equipment. This transition altered the exact physical connection characteristics and through-silicon via alignment of the original 3D V-Cache layout, requiring engineering teams to execute significant structural modifications, build new samples, and redo extensive validation testing to guarantee long-term physical reliability.
